Industrial MCUs pair 600-MHz cores with MRAM

Renesas has introduced the RX74M and RX74N 32-bit industrial MCUs, available now along with corresponding evaluation boards. The two devices are the first in the RX family to use a 22-nm process and incorporate embedded MRAM. Based on a 600-MHz RXv3e core, they achieve more than twice the performance of their 240-MHz predecessors, the RX72M and RX72N. Each MCU features 1 MB of code MRAM, 256 KB of zero-wait-state TCM (tightly coupled memory) RAM, and 1.5 MB of SRAM for real-time processing. Unlike embedded flash, MRAM can be written without a prior erase operation, allowing faster code and data updates and reducing programming time. The RX74M is designed for industrial automation equipment, including AC drives, industrial robots, and PLCs, while the RX74N targets smart meters, power conditioners, and HVAC systems. Both integrate Gigabit Ethernet and CAN FD, and the RX74M adds a TSN-capable Ethernet switch and an EtherCAT slave controller for industrial networking.

Dual-Side Cooling Comes to 650-V GaN for 800-V AI Data Centers

Renesas Electronics recently released a 650-V, 20-mΩ d-mode GaN FET built on Gen 4+ technology in an 8×8 mm dual-side-cooled (DSC) PQFN package, part number TP65H020G4PLSGBD, which is sampling now to AI data center OEMs and ODMs with mass production planned for mid-2027. According to Renesas, Gen 4+ offers lower RDS(on) (and smaller size), lower gate capacitance (CGS, CGD) and output capacitance (Coss) than Gen 4, due to incremental improvements in cell design and better specific on-resistance; Gen 6 won't sample until 2027. The device is d-mode, pairing the GaN transistor with an LV silicon MOSFET. The package supports top-side, bottom-side, or dual-side cooling, currently supports 20-mΩ devices, and with future 10- to 15-mΩ devices a single cold plate may suffice. Versus TOLT, the DSC PQFN offers approximately a 57% to 60% reduction in package area in the x-y axis, is about 1 mm tall versus 2.35 mm for TOLT (2.3 mm in the table), has 9% to 10% lower thermal impedance (0.36 °C/W versus 0.4 °C/W), and cuts PCB area of a four-switch power stage by roughly 15% to 25%. In air-cooled tests on a 6-kW, 800-to-48 V IBC demo board running at 650 kHz to 1 MHz, the DSC showed a 0.14% improvement in full-load efficiency, roughly 10+ W of additional power in a 6-kW converter; liquid cooling was not used because samples had just arrived, with liquid-cooled testing as the next step. The DSC 8×8 (with 650-V GaN) is applied on the primary side, with two 3-kW blocks in series each seeing roughly 400 V of the 800-V bus. The primary applications for the DSC package technology are intermediate bus converters taking 800 V DC on the primary side down to 48 V, 12 V, and 6 V. For 800-to-6 V conversion with output currents beyond 3,000 A, Renesas is working with EPC toward a DSC option for LV GaN. Renesas showcased the device as part of its 800-V power solutions at the OCP Global Summit, held October 12–15 in San Jose, California.

Renesas Launches Physical AI Team to Expand Humanoid Chip Business

Japanese semiconductor company Renesas is accelerating its expansion into the physical AI market, having recently established a dedicated physical AI team within its user experience (UX) organization to provide semiconductors and solutions needed for humanoid robot development. Renesas director Yang Tae-young made the remarks at the "Semiconductors Powering Humanoids" conference held alongside the Semiconductor Exhibition (SEDEX) at COEX in Seoul on Oct. 16. Renesas established its UX organization in the second half of 2024; the global organization covers all markets including Japan, consists of three teams responsible for physical AI, marketing and technology strategy, and has 403 employees, including more than 108 in the physical AI team. The physical AI team provides comprehensive robotics development services, including engineering support and system architecture implementation, with offerings covering microcontrollers (MCUs), microprocessors (MPUs), motor control semiconductors and sensors. Renesas has established a laboratory in Beijing, China, to jointly develop solutions with local humanoid companies and develop its own technologies. Its development tools include MPUs equipped with two 64-bit cores, which can be used in autonomous mobile robots (AMRs). Renesas is also expanding its semiconductor portfolio for robotics, supplying both products for controlling robotic joint motors and industrial network communication devices; humanoids account for 8% of revenue from these products, with the share more than doubling annually, and demand is particularly strong in China. The company is also reducing semiconductor package sizes for humanoid applications, and some robotic joints use dual MCUs to maintain safe operation in the event of a malfunction.

100-V GaN FETs lower switching FOM

Renesas Electronics has launched its first family of 100-V enhancement-mode (E-mode) discrete GaN power transistors, with part numbers RTP100E005G1FL, RTP100E2P6G1FL, RTP100E1P8G1FL-DSC and RTP100E1P2G1FL-DSC. The company says these low-voltage GaN FETs achieve industry-leading hard- and soft-switching figure-of-merit (FOM), delivering up to 35% lower hard-switching FOM and up to 63% lower soft-switching FOM than comparable GaN devices. Offered in FCLGA packages that maintain a silicon-compatible footprint, the GaN FETs let designers migrate from silicon MOSFET layouts without significant PCB rework. The RTP100E005G1FL and RTP100E2P6G1FL have typical on-resistance of 5 mΩ and 2.6 mΩ, respectively, while the dual-side-cooled RTP100E1P8G1FL-DSC and RTP100E1P2G1FL-DSC have on-resistance of 1.8 mΩ and 1.2 mΩ, respectively. Depending on application requirements and power-conversion architecture, the transistors can achieve up to 40–70% lower switching losses and up to twice the power density at the system level. The 100-V family targets high-power-density applications including AI data centers, humanoid robotics, and factory automation, and addresses applications such as synchronous rectification, multiphase buck conversion, and industrial motor drives. The new low-voltage GaN power transistors are available now, along with corresponding evaluation boards.

    GaN FET meets megawatt-scale demands

Renesas is sampling what it says is the industry's first 650-V GaN FET with dual-side cooling for high-density power conversion in 800-V HVDC AI data centers, part number TP65H020G4PLSGBD, with a 20-mΩ on-resistance that Renesas says is among the lowest in its class. Unlike conventional top-side-cooled packages, the device dissipates heat from both the top and bottom, lowering top-side thermal impedance by 10%; its 8×8-mm PQFN package reduces footprint by 57% compared with the 10×15-mm TOLT package. The D-mode FET is built on the Gen IV Plus GaN architecture for systems operating at up to 700 V, targeting the 800-V DC/DC intermediate-bus converter stage, which steps down to 48 V, 12 V, or 6 V, as well as the battery-backup and capacitor-bank stages of the sidecar power rack. The device can be driven with a standard silicon gate driver and is pin-to-pin compatible with E-mode GaN devices, and its higher 4-V typical threshold voltage provides improved noise immunity. Mass production of the TP65H020G4PLSGBD is planned for mid-2027 and therefore remains a plan, not achieved volume production.
